Control ability of spin coating planarization of resist filmand optimal control of developers

چکیده
The issue of how to transfer a pattern onto a wafer during photolithography is very important. Normally, the resist is treated as a patterntransferring medium. Such a medium should have a very smooth surface to reduce the focus error. In this experiment, spin coating is used. The velocity of the center differs from that of the outer edges of a rotating disk, so a perfectly smooth surface cannot be obtained. Therefore, resist temperature, cooling temperature, heating temperature, cup temperature, cup humidity and exhaust pressure were controlled to eliminate this imperfection to yield an acceptable error. A lower cooling temperature yields a thicker center, such that the surface of the wafer protrudes at the center. A lower cooling temperature also corresponds to a thicker center, with the same effect. The cup temperature was set to the cooling temperature so that thickness distribution would be the same as. A higher heating temperature yields a thinner wafer. Higher humidity yields a thinner wafer. q 2005 Elsevier Ltd. All rights reserved.

Reversal imprinting by transferring polymer from mold to substrate
A reversal imprinting technique was developed in this study. A polymer layer was first spin coated on a patterned hard mold, and then transferred to a substrate under an elevated temperature and pressure. The reversal imprinting method offers an advantage over conventional nanoimprinting by allowing imprinting onto substrates that cannot be easily spin coated, such as flexible polymer substrate...
متن کاملCharacteristics of diamond turned NiP smoothed with ion beam planarization technique
Background: Diamond turning is widely used in machining metals and semiconductors but the turning marks are incurred on machined components due to the mechanics of the technology. The marks are generally harmful to the systems comprising of the machined components. Therefore, the capability of ion beam planarization (IBP) to reduce turning marks of diamond turned metal surfaces was investigated...
متن کاملSpin Coating of Photoresists
During spincoating, the centrifugal force of the substrate spinning with several 1.000 rounds per minute (rpm) distributes few ml of resist over the substrate. Advantages: The high resist film thickness homogeneity as well as the short coating times make spincoating the most-applied coating technique at least in microelectronics. The fact that the coated resist already lost a significant amount...

Background and Objectives: Edible coatings containing natural antimicrobial compounds are appropriate approaches to control the microbial growth and thus improve the quality and shelf-life of fresh, frozen and processed fish products. The aim of this study was to assess effects of aloe vera gel coating containing nanoemulsion of ginger essential oil to extend the shelf life of trout fillets du...
متن کاملCombined effect of spin speed and ionic strength on polyelectrolyte spin assembly.
Polyelectrolyte spin assembly (PSA) of multilayers is a sequential process featuring adsorption of oppositely charged polyelectrolytes from dilute solutions undergoing spin-coating flow. Here, we report on the dependence of PSA multilayer buildup of poly(sodium 4-styrenesulfonate) and poly(allylamine hydrochloride) on solution ionic strength and spin speed. We observed that at a given spin spee...
